2. 击穿机制

  2.1 ESD二极管芯片的内部结构中,雪崩击穿是主流机制尤其适用于高电压、大电流的 ESD 防护场景;而齐纳击穿仅在特定低电压需求下辅助使用。通过合理设计 PN 结的掺杂浓度、结面积和工艺参数,可精准控制击穿类型,确保器件在 ESD 事件中快速响应、高效泄放并保持可恢复性

  2.2 生在高掺杂浓度的 PN 结,由于耗尽层极窄,强电场直接促使价带电子通过量子隧穿效应跃迁到导带,形成大反向电流。其特点包括:

  • 击穿电压较低(通常 < 5V),且与温度呈负相关(温度升高,击穿电压略微降低)
  • 主要用于稳压:传统齐纳二极管利用这一特性提供固定参考电压,但在 ESD 保护中较少单独使用

   3.1 雪崩型 ESD 二极管的关键设计

    • 消除边缘效应:采用圆角结构或硅化物阻挡层(SAB),避免电场集中,防止局部提前击穿
    • 寄生 BJT 利用:在 MOS 型 ESD 器件(如 GGNMOS)中,雪崩击穿触发寄生 NPN 三极管导通,形成低阻通路,进一步提升泄放效率
       
      3.2 齐纳型 ESD 二极管的设计要点
      • 精确控制掺杂浓度:通过离子注入优化 P 区和 N 区的杂质分布,确保击穿电压稳定在目标值(如 3.3V 或 5V)
